Templated self-assembly of block copolymers (BCPs) has garnered considerable attention because it can effectively self-assemble into periodic patterns with a small feature size (5 – 50 nm). However, there are critical issues to realize rapid pattern formation of BCPs with a high Flory-Huggins interaction parameter (χ) for electronic device applications. To solve the problem, we employed a binary solvent-vapor-annealing system for poly(styrene-b-dimethylsiloxane) (PS-b-PDMS) BCPs with high-χ. We systemically investigated the effects of mixed solvent consisted of PS-preferential solvent (toluene) and PDMS-preferential solvent (heptane) on BCP self-assembly kinetics.
