An accurate channel resistance of VDMOS is estimated by considering Ihc Literal Gaussian doping profiles in channel region It is shown clearly in this paper that channel resistance of VDMOS should be evaluated accurately when the breakdown voltages arc below 100 V, In order to verify our results, the analytical expressions of channel length and peak concentration position are derived and applied for conventional evaluation method of channel resistance Comparison of these two estimation methods of channel resistance shows the considerable reduction of both channel resistance and on-rcsistancc in low voltage VDMOS.
