This paper presents a physics-based compact model for 3bit multi-level self-rectifying resistive random access memory (ML-SRR). The model incorporates 3-bit operating algorithms for set and reset operations to match the ion switching behavior of the device"s 8 different resistive states. Key equations for describing the model include those for the Schottky barrier diode, effective layer resistance, and image force lowering. The model shows a accuracy of 99.99% in DC and 97.87% in AC at read operation voltage compared to the measurements, implemented using Verilog-A. The potentiation/depression simulation depicts the cell current for each of the eight states, with LRS1/HRS exhibiting a 367% difference in current, and LRS1 to LRS7 showing a 175% average difference in current.
