We live in an era in which technologies such as artificial intelligence, the Internet of Things, big data, robotics, virtual reality, and blockchain technologies are rapidly developing. These technologies require next-generation semiconductors that are capable of supporting increasingly complex and diverse functionalities. Moreover, next-generation semiconductors are expected to implement multifunctional performance through three-dimensional (3D) integration, which goes beyond existing two-dimensional (2D) integration. In this paper, we introduced conventional substrate separation techniques used for 3D stacking and proposed a new concept of substrate separation technology that used 2D materials, specifically van der Waals epitaxy and remote epitaxy. Additionally, we examined recent research trends in van der Waals epitaxy and analyzed the background and emergence of remote epitaxy technologies. These two technologies are anticipated to become core technologies in next-generation semiconductors in the near future.
