In this work, in order to investigate the possibility for application to one transistor-type (1T-type) ferroelectric random access memory (FeRAMs), we fabricated metal-ferroelectricsemiconductor (MFS) diodes with polyvinylidene fluoridetrifluoroethylene (PVDF-TrFE) (51/49) thin films. The thin films with 50-㎚-, 170-㎚-, and 320-㎚-thickness (sample A, Band C) were prepared on the silicon substrate by using spin-coating method.
